600 V, 150 A dual IGBT module designed for high-speed, high-current switching. Two IGBTs are connected in series inside the package, each with a reverse-connected soft-recovery diode (trr ≈ 0.15 µs). The mounting base is electrically isolated to simplify heatsinking in UPS, drives, welders, and power supplies.
